Process Development For Area Array Rework in an Electronics Manufacturing Service (EMS) Environment
This research focused on the rework of area array devices. The process steps addressed include thermal profile development, the use of flux during rework, site redressing, and solder paste deposition using mini-stencils. The rework of mirror-imaged area array devices was researched. An interactive decision support system was designed and developed using Visual Basic 6.0 as the programming language to assist the user to select the proper nozzle, thermal profile for removal and replacement, and for providing process guidelines to rework various types of plastic BGAs
